About

The SSDI SFC85N90S2 is an 85 A, 900 V Silicon Carbide (SiC) N-channel enhancement mode power MOSFET designed for high-reliability aerospace and space applications. With a typical on-resistance of 10 mΩ and maximum of 17 mΩ, it provides significantly lower conduction losses than equivalent silicon devices while offering superior high-temperature performance and radiation tolerance to 100 kRad total dose.

The device is hermetically sealed in SSDI’s SMD2 package (a recognised HiRel power package) and can serve as a high-performance drop-in replacement for traditional silicon MOSFETs at bus voltages as low as 28 V. SiC’s inherently higher voltage derating compared to silicon simplifies radiation hardness assurance (RHA) by pushing the operating point farther from the device’s breakdown. The device features fast switching with low capacitance, is easy to parallel, simple to drive, and inherently resistant to latch-up.

Screening levels available: TX, TXV, and S-level (space), in accordance with MIL-PRF-19500 and MIL-STD-750/883. SSDI’s JANS certification (DLA Land and Maritime) and AS9100 registration guarantee traceability and quality levels required by US DoD and NASA programmes. This device was selected for NASA Artemis programme satellites and launch vehicle applications.
