About
3D PLUS Space Radiation Tolerant SPI NOR Flash provides latch-up immune non-volatile memory with a serial peripheral interface for space applications. The family is offered in two sub-families: QSPI Modules for high-density and high-speed operation at up to 133 MHz, and TMR Modules that use triple modular redundancy to achieve complete SEU immunity.
Available in densities from 128 Mb to 512 Mb on a 3.3V supply, these SOP-packaged modules feature 20-year data retention and 100,000 program/erase cycles. Operating temperature ranges cover -55°C to +125°C for the TMR 128 Mb variant and -55°C to +105°C for all others.
Radiation performance includes TID tolerance greater than 20 krad(Si) (QSPI) and 40 krad(Si) in TMR OFF mode, SEL LETth greater than 62.5 MeV.cm²/mg, and SEU LETth greater than 15 MeV.cm²/mg for QSPI variants. TMR modules provide complete SEU immunity through hardware redundancy.
Successfully deployed since 2018 in missions including NASA EMIT and SEACOM, with key part numbers: 3DFS128M01VS2728 (128 Mb TMR, SOP 20), 3DFS256M04VS2801 (256 Mb TMR, SOP 24), 3DFS256M04VS1740 (256 Mb QSPI, SOP 18), and 3DFS512M04VS2722 (512 Mb QSPI, SOP 18).
